Globe iconProf Michael Morris graduated with a PhD from

Liverpool University in 1982. He was a

post-doctoral fellow at Imperial College in London before moving to Strathclyde University as a lecturer before, in 1987, taking an ICI endowed lectureship at Cardiff University for research into surface science and catalysis. This was followed by a move to ICI as a research scientist with particular interest in developing high temperature catalysts and during this period he worked with academic groups in Cambridge, Nottingham, UMIST and Edinburgh. He was appointed to a post in Materials Chemistry at UCC in 1993 to develop this subject area in the university. Prof Morris is also a Principal Investigator at the Tyndall National Institute and an adjunct professor at Trinity College Dublin. Prof Morris is also a leading member of the new AMBER research centre at TCD where he is responsible for handing industrial engagement and is also deputy director. Prof. Morris has authored over 300 peer reviewed papers and more than 20 patents.  Prof. Morris has an H-index of 43 and I10 index of 145.  His research gate score is more than 45 and his papers have been downloaded over 16,0o0 times from this site.  Prof. Morris has given over 100 invited and keynote research talks including presentations at the MRS, EMRS, Gordon meetings and SPIE

 

Prof. Morris has had a strong relationship with Intel for over 15 years working on low-k dielectrics and more latterly block copolymer lithography.  This work has been directly supported by Intel as well as the SRC, Science Foundation Ireland and the European Union.  Prof. Morris is a member of the PLACYD consortium in Europe to insert block copolymer methods into integrated circuit technology nodes.  Prof. Morris was also founder of the successful UCC spin-out company Glantreo that delivers chromatography technology and materials into this industry.

 

Prof. Morris has attracted over 20 million Euro of funding in the last 10 years from sources such as the EU (FP6, FP7), SFI, EI, EPA and is the first European to have held three research grants from the Semiconductor Research Council in the US.

Research Interests

                         

Block copolymer lithography:  Work is carried out in collaboration with other principal investigators including Prof. J D Holmes (AMBER-UCC) and Prof. J. Boland (AMBER-TCD).  The work is currently financially supported via the AMBER funding, SFI Principal Investigators Programme, EU ENIAC Support (PLACYD project) and the Semiconductor Research Council (first Irish researchers to receive three grants from this prestigious body).  Our current SRC funding involves partnerships with Universitie d’ Orleans (France) and the University of Minnesota (US) which we lead.  We were recently asked to provide an in-depth technological report to the US Semiconductor Industry Group and our SRC work is co-supported by Intel and Global Foundries. PLACYD is a multinational, multi-partner research grant to deliver block copolymer technology into manufacturing and consists of a large group of academic and industrial researchers including AMAT, Arkema, Analog, Micron, Intel, DSL and other major electronic manufacturers and electronic fabrication equipment suppliers. The current funding to the group is around 550 k€ pa for this work.  There are currently 6 post-doctoral researchers, 1 Intel researcher-in-residence, 5 PhD students and one EU administrator.  The aim of the work is to provide a possible self-assembly based route to generation of photolithographic quality semiconductor features at a substrate surface.   The work involves organisation of the block copolymer (BCP) molecules into a regular pattern via a process of microphase separation and the transfer of that pattern to a substrate surface using selective plasma etching.  We then have electrically characterised the features using deposited contacts.  Currently, work is focussing on developing methodology to, a) reduce feature size to sub 8 nm, b) direct pattern to give long range, defect free ordering, c) to extend the methodology to hard masks for high quality feature definition and d) control surface functionalization to improve pattern formation.

Black (Brookhaven) on hydrophobic surfacesProf. A Avegeropolous in University of Ioannina on block copolymer design and synthesis  Prof. C Sotomyer-Torres in ICN Barcelona and the University of Barcelona on methodology to study defect ordering in BCP systemsDr. M Zelsmann of LTM-CNRS Grenoble on the combination of nanoimprint with block copolymer systemsProf. C Sinturel of Universitie Orleans on insitu studies of BCP orderingProf. U Cvelabar of the Frank-Josef research centre on plasma treatment of BCP systems The work is well respected and I am now an advisor to the ITRS Emerging Materials Committee on BCP lithography (only non-US representative) and to the ITRS-Sematech Directed Self Assembly Group.  We have hosted a session in the most important lithography conference in this area (SPIE) and been a discussion leader at the Gordon Research Conference on Nanofabrication.  Recent work in the journal ‘Nanoscale’ has been widely praised because it shows how BCP methods might be directly integrated into device manufacture from pattern generation to device formation.  We also have 3 Advanced Materials paper on the development of methods whereby these materials can be used to pattern inorganic materials at substrate surfaces.  In the most recent example we have been asked to commercialize this methodology for the creation of copper interconnects by the intellectual property advisors at the SRC and ITRS. As well as the academic work, we have also patented one invention in this area relating to how these systems might be modified to allow low cost generation of nanopatterns for a number of alternative industries including food packaging, non-reflective surfaces, surface de-wetting coatings and anti-microbial surfaces.  We are working with a number of industrial companies on licensing or forming a spin-out to commercialize these systems. Other electronics based work:  We have and continue to work in the field of ultra-low dielectric constant materials (ULKs).  This work was supported through the SFI Forme Research Cluster Grant but has been supported via the SFI Principal Investigators Grant and also directly by Intel Components Research in the US as well as Enterprise Ireland grant support.  Briefly, we use mesoporous thin films to produce inter-device dielectrics of k-values around 1.5.  We have carried out extensive electrical characterisation of these materials and have demonstrated their compatibility with conventional chemical and mechanical polishing techniques used industrially.  Challenges in films of these materials include alignment of pores, pore size and pore size regularity as well as gap-fill (as they need to be deposited into nm size topography).  We are currently exploring further work in this area in collaboration with Intel Components Research (Dr. J Clark).  This relates as to how these materials respond to plasma etch techniques and how they may be passivated against water adsorption.  We have also been very heavily involved in methodologies to produce nanowires and nanowire arrays at substrates (supported by two SFI Investigator Grants as well as CRANN CSET funding).  This work has been in collaboration with Prof. J Holmes and centres on developing nanowires towards generation of novel nanowire device circuitry.  Originally this work centred on the use of mesoporous films as a template for nanowire development (and we pioneered the use of supercritical fluid based techniques to selectively deposit films within the pores) but latterly has centred on block copolymer mediated array forming methods.  Lanthanide oxide materials.  The chemistry and properties of the lanthanide oxides has been a keen interest since my time in industry.  Here I developed ceria oxide based catalysts for two important technologies, methane combustion (for turbine environmental concerns) and ammonia oxidation (for conversion of NH3 to NO2 and onward conversion to HNO3).  Both of these processes was commercialised and plants are still in operation today and several patents were filed to protect the intellectual property developed.  The turbine work was carried out in collaboration with General Electric in New York State.  As part of this work I spent some time in ICI Australia developing lanthanide mining sites.  Ceria functions because of a redox chemistry and this is promoted by addition of dopants.  The defect chemistry is, however, more complicated than first thought and we have published over 20 papers on understanding the defects and how their concentration is controlled and the effect of additives on their activity.  Ceria and doped materials can have complex structures that vary with temperature, pressure and ambient atmosphere. Porous materials:  The group is well-known for its work in the area of mesoporous materials.  This interest again dates back many years as porous materials are central to the development of industrial catalysts because of their high surface area.  The work in Cork led to the development of methods to prepare spherically shaped mesoporous materials of highly controlled size and pore structure.  This work was commercialised through a spin-out company (Glantreo) that I co-founded.  Glantreo have signed a number of important contracts and will have a turnover of around 2 million € in 2012.  The work also led to an important collaboration with Prof. J D Holmes on the use of mesoporous materials as templates for nanowire growth.  We have explored a number of important applications of these materials including chromatography, catalysis, absorbents and dielectrics.  In the area of absorption we have largely examined environmental applications using chemical functionalization to produce selective adsorption of heavy metals.  We have a number of patents in this area include shape, control, pore size control and chromatographic performance. Other areas:  We have interests in several other areas.  We carry out significant work on porous membrane materials.  This is related to our porous material work and to our block copolymer work.  We worked closely with Irish Distillers to define porous inorganic materials for separation of ethanol-water mixtures by selective adsorption or pervaporation.  We are now developing new porous polymers based on naturally occurring polymers such as alginates and sugars.   Interestingly, our recent work shows that a number of assumptions for these materials are not well founded and in particular that high flux is always associated with low selectivity.  Polymer membrane science is critical to our interactions with Merck Millipore as described below.  We also have a strong interest in nanoparticle synthesis and science.  This relates to some of the work described above but we are also examining their anti-microbial properties with particular reference to the inclusion of nanoparticles into food packaging to increase shelf-life and food safety.

Teaching Interests

Responsibilities:  I am currently Head of Inorganic and Materials teaching within the chemistry department of UCC and have full responsibility for teaching and examination of these courses.  I have also just finished my tenure Head of Department and responsible for delivery of all courses and examinations in the department.    During my tenure as Head of Inorganic Chemistry the course has been restructured to provide a stronger fundamental element.  My staff and I perceived a lack of knowledge of some basic chemistry and we have restructured the third and fourth year course to address problem areas and expand the core chemistry element.  The module structure has been revised to change core modules into 10 credit units and content has also been altered.  This has included the development of on-line learning and assessment systems from 1st year through to 3rd year.  This involves background work, a series of multiple choice questions and on-line monitoring to assess strengths and weaknesses during course provision.  Changes were made with advice from students to help identify problem areas and where more support was needed.  E.g. in the course we now include elements on heterogeneous catalysis, inorganic chemical characterisation and mechanism of inorganic reactions.  We also have introduced a stronger tutorial element to help students with more difficult concepts.  We have restructured the materials science courses to allow specialisation in materials chemistry whilst maintain core competencies.  I believe that student participation and enjoyment has increased because of these changes and we have seen an increase in pass rate.

 

Undergraduate teaching: I teach all years within the course.  I take responsibility for the first six weeks of 1st year teaching which I believe is pivotal in delivering the first year course.  In second year I teach understanding of energetics in inorganic chemistry.  In third year I teach lanthanide chemistry and solid state chemistry (including band structure for inorganic chemistry, defect chemistry and structural motifs).  In fourth year I teach heterogeneous catalysis and advanced materials (electronic and magnetic materials).

 

Postgraduate teaching: I teach materials characterisation (XRD, XPS and XRF) to our MSc in Analytical Science and Self-assembly as a general post-graduate course in nanotechnology.

 

Industrial teaching:

  I teach two 2-hour lectures on Nanotechnology and Low-K Materials on a CPD course at Intel (Leixlip) and a 6-hour CPD course on membrane technologies to Merck Millipore.
